

A biharmonic 3-cm-band Gunn-diode oscillator with second harmonic frequency stabilization by an external high-Q resonator is described and test results are given. The oscillator has an output power of 320 mW for a temperature coefficient of frequency of 5·10-7/°C in the temperature range from -50 to +50°C. Frequency stabilization factors of 24 for variations of supply voltage and 14 for load variations with respect to the first harmonic are obtained. The power losses for stabilization are <0.2 dB.
